Space charge at a junction

The interface separating the N and P regions is called the metallurgical junction. Let us consider a step junction in which the doping concentration is uniform in each region but there is an abrupt change in doping at the junction. Initially, at the metallurgical junction, there is a very large density gradient in both the electronic and hole concentrations. Majority carrier electrons in the N region will begin diffusing into the P region and majority carrier holes in the p region will begin diffusing into the n region. Fig represents the net positively and negatively charged regions for a semiconductor pn junction where there are not external connection, no applied voltage, no field etc. The net positive and negative charges in the n and p regions induce an electric field near the junction in the direction from the positive to the negative charge, or from the n region to the p region. Since the electrons and holes are both pushed out of the space charge region by the electric field, the region is depleted of any mobile charge and is called the depletion region. Density gradients still exist in the majority carrier concentrations at each edge of the space charge region. A density gradient may be considered as producing a diffusion force acting on the electrons and holes at the edges of the space charge region are indicated in the figure. The electric field in the space charge region develops another force on the electrons and holes which is in the opposite direction to the diffusion force for each type of particle. In thermal equilibrium the diffusion force and the E field force exactly balance each other.

When an external field with p region connected to positive terminal and n region connected to negative terminal of the battery, is applied across the junction, as shown, the junction is said to be forward biased. In this circuit arrangement, the holes on the p side being positively charged particles are repelled from the positive bias terminal and driven towards the junction. Similarly, the electrons on the n side are repelled from the negative bias terminal and driven towards the junction. The result is that the depletion region is reduced in width, and the barrier potential is also reduced. If the applied bias voltage is increased from zero the barrier potential gets progressively smaller and smaller until it effectively disappears and charge carriers can easily flow across the junction. Electronics from the n side are then attracted across to the positive bias terminal on the p side and holes from the p side flow across to negative bias terminal on the ns side. Thus a majority carrier current flows. Since barrier potential is very small a small forward voltage is sufficient to eliminate the barrier completely. Once the barrier is eliminated by the application of forward voltage, junction resistance becomes almost zero and a low resistance path is established in the entire circuit. The current is called the forward current, flow sin the circuit.

4. The electrons travel through p region as valence electrons and current in this p region is therefore, by holes.
5. These valence electrons, on reaching the left end of the crystal, flow into the positive terminal of the battery.
6. Thus we see that the current in the n type region is due to movement of electrons whereas in the p type region it is carried by the holes. However, in the external circuit i.e. in connecting wires the current is carried by electrons.

If an external bias voltage is applied with positive terminal to n side and negative terminal to the p side of a pn junction. In this arrangement electrons from the n side are attracted to the positive bias terminal and holes from p side are attracted to the negative bias terminal. These analog electrical signals then are passed through an analog filter that limits the frequency range of analog signals prior to getting converted to digital signals. The analog filter is also called pre aliasing filer since this filter attenuates aliasing distortion. Thus, the analog filter band limits the input analog signal. The ADC then converts it to a digital signal by sampling, quantization and coding processes. This digital signal is discrete both in time and in amplitude. The digital signal is then processed by DSP since DSP applications are primarily algorithms they are implemented in DSP processors. Processing may include low pass high pass band pass or band stop filtering or other algorithms for different applications. In fact a DSP processor unit is a special type of digital computer or it could be a general purpose digital computer, a microprocessor or an advanced microcontroller. DSP algorithms can also be implemented by software using at lab tool specifically meant for DSP.

The output of DSPx unit is a processor digital signal that depends on the type of algorithm it has been subjected to. The processed signal is then converted to an equivalent analog signal by means of a digital to analog converter DAC which will be continuous in time and discrete in amplitude. The last block of erconsutruction filter that smoothens the DACE output voltage to analog signal for real world use.

It may be noted that DSP systems basically use software, in terms of DSP algorithms implemented on a DSPx, thus providing a grea deal of flexibility, less noise interference and no signal distortion tha comes handy for several practical applications. However DSP systems still require minimum analog.

Structure of pn junction

Most semiconductor devices employ one or more PN junction. The PN junction is the control element for the performance of all semiconductor devices such as rectifiers, amplifiers, switching devices, linear and digital integrated circuits. The PN junction is produced by placing a layer of P type semiconductor next to the layer of N type semiconductor. The interface separating the N and P regions is referred to as the metallurgical junction.

The p type semiconductor block has mobile holes and the same number of fixed negative acceptor ions. Similarly the n type semiconductor block has mobile or free electrons and the same number of fixed donor positive ions. Normally the holes, which are the majority charge carriers in p type of material, are uniformly distributed thorough the volume of that material. Similarly the electrons, which are the majority charge carriers in n type of material, are uniformly distributed through the volume of that material. Each region is electrically neutral because each of them carriers equal positive and negative charges.

On the formation of PN junction some of the holes from p type material tend to diffuse across the boundary into n type material and some of the free electrons similarly diffuse into the p type material. This happens due to density gradient (as concentration of holes is higher on p side than that on n side and concentration of electrons is higher on n side than on the p side). This process is known as diffusion.

As a result of the displacement of the charges, an electric field appears across the junction. Equilibrium is established when the field becomes large enough to restrain the process of diffusion. The electric charges are confined to the neighbourhood of the junction and consists of immobile ions. We see that the free electrons crossing the junction create negative ions on the p side by giving some atoms one more electron than their total number of protons. The electrons also leave positive ions behind them on the n side. As negative ions are created on the p side of the junction, the p side acquires a negative potential. Similarly the positive ions are created on the n side and the n side acquires a positive potential. The negative potential on the p side prevents the migration of any more electrons from the n type material to the p type material. Similarly the positive potential on the n side prevents any further migration ofholes across the boundary. Thus, the initial diffusion of charge carriers creates a barrier potential at the junction.

The region around the junction is compleltely ionsed. As a result there are no free electrons on the n side, nor there holes on the p side. Since the region around the junction is depleted of mobile charges it is called the depletion region, the space charge region, or the transition region. The thickness of the depletion region, is of the order of 1 micron.

The variation of electric field constitutes a potential energy barrier against the further diffusion of holes across the barrier.

The necessity for the existence of a potential barrier called the contact, or diffusion potential is now considered further. Under open circuited condtions, the net hole current must be zero. If this statement were not true, the hole densit at one end of the semiconductor would contine to increase indefinitely with time, a situation, which is obviously physically impossible. Sie the concentration of holes in the p side is much greater than that in the n side, a very large diffusion current tends to flow across the junction from the p type material to the n type material. Hence an electric field must build up across the junction in such a direction that a drift current will tend to flow across the untion from the n side to the p side in order to counterbalance the diffusion current. This equilibrium condition of zero resultant hole current allows us to determine the height of the potential barrier in terms of the donor and acceptor concentrations. The magnitude of barrier potential V is of the order of few tenths of a volt.

Barrier voltage depnds on doping density, electronic charge and temperature. For a given junction, the first two factors are fixed, thus making barrier potential dependent on temperature. Increase in temperature creates more minority charge carriers leading to their increased drift across the junction. These extra minority charge carriers reduce the width of the depletion layer equivalent to reduction in potential barrier. It is found that for either silicon or germanium diodes, the barrier potential decreases for each Celsius degree rise.

Brief Details:- In this lecture we will cover Moving Coil, Moving Iron and dynamometer type of instruments.

Moving Iron instrument consists of a coil of copper having many turns. There is an iron spindle in front of the coil axis. Iron spindle is connected to weight to balance the spindle in equilibrium position. Iron spindle is also connected to a pointer which moves on a scale. Spindle is also connected to an air chamber provided with a piston. Purpose of air chamber is to provide air friction damping to the needle to avoid unnecessary oscillations of pointer.

When current is allowed to pass through the coil there exist a strong magnetic field along the axis of coil due to which iron spindle experiences magnetic attractive force towards the coil axis. When spindle moves towards the axis of coil, weight attached to the spindle provides gravitational controlling torque.

Amount of deflection produced is directly proportional to the square of electric current. Thus scale of the moving iron instruments is non uniform. Moving iron instruments are suitable for both ac as well as dc currents. Moving iron instruments are bulky in size and have high cost.

Moving coil Instruments:- A moving coil instrument is based on the fact that a current carrying coil placed in uniform magnetic field experiences a torque. There are two types of moving coil instruments, one is permanent magnet moving coil instrument while the other is dynamometer type moving coil instrument.

It consists of a rectangular coil having many turns of copper wire. It has a cylindrical soft iron core along the axis of coil. Coil is provided with a spring mechanism at its bottom. Coil is placed between the concave pole pieces of a permanent magnet. When electric current is passed through a rectangular coil then it experiences deflecting torque. It causes pointer to move on the scale. It also results in the twisting of the spring system attached to the coil. Deflection produced till equilibrium position is directly proportional to the current passing through the coil. Thus scale of moving coils instruments is uniform in nature. EMAC:- Three phase induction motors and widely used for industrial applications, these are used to drive heavy machines and rotors. They develop torque from three phase windings in which a rotating magnetic field is produced. Rotating magnetic field exists in stator. This magnetic field when acts on the rotator, causes change in magnetic flux and hence eddy currents are produced in rotor.
